Abstract
We report an extremely low surface recombination velocity value of 3400cms in passivated GaAsAlGaAs nanopillars. The remarkable suppression of surface recombination is crucial for the development of highly-efficient nanoLEDs and nanolasers for nanophotonic integrated circuits.
